Dear Laurence,
I have only a partial answer. At some point, I modelled the electric displacement field in 2D insulating lateral heterostructures (https://www.nature.com/articles/s41598-017-03880-w.pdf). However, the model assumes there are no free charges.

Does anyone have suggestions about how to calculate (for given DFT parameters) the Electric Displacement Field & Debye Length (i.e. screening length). I am interested in these for insulators & semiconductors with some carriers (using an effective Z model for the later).
